The
Lead Packaging Engineer
serves as the technical authority for semiconductor package development and assembly process engineering. This role drives high-impact packaging projects, provides expert-level design and process decisions, and ensures all deliverables meet company's rigorous quality, documentation, and performance standards. As a senior leader, the Lead Packaging Engineer guides cross-functional teams, mentors junior engineers, and contributes to the continuous evolution of package design rules and assembly best practices.

Key Responsibilities

  • Lead and execute complex packaging projects from concept to qualification, ensuring delivery within defined scope, timeline, budget, and quality.
  • Act as the primary decision-maker on package design, assembly process requirements, and technical project direction.
  • Provide expert insights on package architecture, material selection, manufacturability, and reliability.
  • Develop and refine bonding diagrams, ensuring alignment with internal design rules and advancing new design guidelines as needed.
  • Lead Bill of Materials (BOM) evaluation and selection to optimize reliability, cost efficiency, and manufacturability.
  • Perform comprehensive assembly process reviews, identifying engineering risks, gaps, and improvement opportunities.
  • Oversee qualification planning, execution, and data analysis to ensure adherence to technical and regulatory standards.
  • Lead structured problem-solving efforts including Ishikawa/Fishbone, 8D, DFMEA, PFMEA, DRBFM, and other quality tools.
  • Drive corrective and preventive actions to resolve assembly, design, or quality-related issues.
  • Champion process optimization, cost reduction initiatives, and design-for-excellence methodologies (DFM, DFQ, DFC).
  • Maintain and oversee detailed project documentation, including schedules, risk logs, technical files, and AQP deliverables.
  • Identify, evaluate, and escalate project risks, resource constraints, and potential roadblocks.
  • Ensure all deliverables comply with Advanced Quality Planning (AQP) standards and internal documentation requirements.
  • Collaborate effectively with design, product lines, manufacturing, quality, and business units to align project goals and execution strategies.
  • Provide regular technical updates and influence decision-making during project reviews and cross-functional meetings.
  • Ensure technical alignment and clear communication across engineering and business stakeholders.
  • Provide guidance, coaching, and technical mentoring to junior and mid-level engineers.
  • Promote best practices in packaging design, assembly engineering, and quality methodologies.
  • Support capability-building initiatives and continuous enhancement of packaging engineering standards.

Qualifications

  • Bachelor's degree in Mechanical, Electrical, Chemical, or related Engineering fields.
  • 5+ years of experience in semiconductor packaging, assembly engineering, or package development.
  • Strong background in project leadership, technical decision-making, and cross-functional engineering collaboration.
  • Advanced proficiency in DFMEA, PFMEA, DRBFM, DFM, DFQ, DFC, Ishikawa, and other problem-solving methodologies.
  • Highly analytical, detail-oriented, and skilled at data-driven engineering evaluations.
  • Excellent verbal and written communication skills in English.
  • Proficient in Microsoft Excel and PowerPoint, with exceptional documentation discipline.
